Questions - Possibility for underfill 300balls BGA connector - Application of an underfill recommended for 300balls BGA connector - Does one normally require an underfill for this components

that sounds very interesting

By connector, you mean socket? What is the material of the connector(socket)? Is it very frigale? how big are the balls(diameter)?

I know only FC or some CSP to need underfil. If you give more information, we could help with something.

Underfill 300balls BGA connector | 7 September, 2008

We have BGA connectors on rigid laminate. Points are: * We love BGA connectors for mating mother/daughter boards because they eliminate the wave solder step required for PTH connectors. * BGA connectors are very tricky to assemble, much trickier than BGA. So, environmental testing is absolutly necessary to validate process and assure reliable product. * We'd guess that underfilling a huge connector like this on flex is a bad idea, because it would create a large rigid surface with multiple CTE.

By connector, you mean socket? Connector use for board to board connection from FCI, MFG P/N: 84500-202

What is the material of the connector(socket)? Is it very frigale? Housing: liquid crystal polymer Solder ball: SnPb 63/37

how big are the balls(diameter)? Solder ball size: 0.76mm Distance between solder ball: 1.27mm (center to center)
