Reflow BGA with A Metal top

Reflow BGA with A Metal top | 28 January, 2013

I run have a small SMT line that we run small engineering samples runs on. I have a 625 pin BGA that has a metal top and I have never ran one like it before. I am not sure how it will react.... will it pull the heat up away from the PCB or just heat the area more evenly or what? Do you have any experience with this type of package? Any information would be appreciated.

I will treat it as any other BGA. Drill a hole in the board, put thermocouple and do your profile.

Unless you use the method Evtimov described, you will be guessing. And yes metal topped BGA's take heat differently than PBGA's

Can you give me any more information on how they take heat differently? Do they get hotter? Pull heat away from the PCB? Heat more even and pull heat away from the surface?

It typically takes more heat to reflow them.

A little more heat energy to get them to the optimal temperature during reflow, but a side benefit of less warpage due to the more even spread of heat through the device during the heating.

Drill the board and do your TCs and profiling as normal. This is really not that different than a plastic BGA pkg.

Be careful you do not overtemp smaller devices in search of the best temp profile for your BGA! Adjust your TCs and profile explorations accordingly.
