Dispensing Paste for 0201-0402 uBGA devices? | 23 June, 2004

Quick question for you Netters out there:

Anyone out there dispense solder paste (via automated dispenser) for 0402, 0201 and/or uBGA's? If so, success yields, equipment used, and any technical info would be appreciated. This is for a low volume application.

The smallest component we use is 0402. Solder paste is Kester 256. Printer is MPM Ultraprint 2000. Stencil is 6 mil.

I didn't here anything bad (rework or whatnots) in terms of soldering of those components.

I have never done these components before, but if you have performed capability studies on your dispense equipment you should be able to tell if this is feasable. I can tell you that 0402 and 0201 especially 0201 requires great accuracy and volume. So if your machine has the capability to dispense very small dots with perfect registration and volume consistency you will be alright. Do you have 0402 and 0201 experience? If not I would recommend using a more standard stencil print operation until you understand the requirements of these components.

I do understand the technical challenges that 0402-0201 present. As a matter of fact, I personally think it is a bad idea for these devices to even be processed using conventional assembly methods when the alternative might be embedded passives. However, increased demand pushes innovation. That is an all-together different topic...

I am getting the impression that this may be a very unique application and not much work has been performed via dispensing media techniques for these devices (0402-0201). I do not currently own a dispenser but I am looking at the possibility of acquiring one (if) they can process these devices.

Dispensing Paste for 0201-0402 uBGA devices? | 24 June, 2004

I used an old camalot 1818 with solder paste dispener system to do 0402 components on LTCC. It worked very well, but there are tricks that you have to learn. Volume and placement of the dots is critical. I am sure the latest dispense equipment have software algorithms to help with the volume consistency. We used AIM solder paste with W/S flux which withstood slumping very well and had a great working life.
