Don’s presentation, titled “Evolution of X-ray Technology in the Electronics Industry,” will be held from 10:40-11:30 a.m.
Ever since the adoption of BGA devices, X-ray inspection has become an ever-growing requirement within electronics manufacturing. Solder joints for BGA, CSP and many popular package technologies are not visible using normal optical inspection. X-ray allows the engineer to see behind the package to identify defects and monitor the soldering process.
This paper will introduce basic concepts and review the evolution of X-ray technology. Naugler will review the types of X-ray sources and detectors used and present available technologies (2-D, 3-D, CT) for electronics inspection. He will conclude with a discussion of inspection techniques with a focus on BGA analysis.
Naugler has more than 25 years experience in the electronics/microelectronics industries and spent the last 12 years working with rework and X-ray at SRT/NIS, GenRad, Teradyne and VJ Electronix. He holds a Bachelor’s Degree in Mechanical Engineering from the University of Massachusetts and a Master’s Degree from Southern New Hampshire University
