Ball Deformation Inspection for CSP devices

Ball Deformation Inspection for CSP devices | 2 June, 1999

I am currently sourcing equipment to mount CSP devices. I have looked at the GSM Flexjet & also the Siemens 80 F series. However these machines only look for ball presence not ball deformation. Panasonic are the only ones who have a 3-D camera capable of identifying ball deformation but the speed of this machine is not too good - I am looking for high throughput aswell as fine pitch placement.

Does anyone know if ball deformation inspection is a must for mounting CSP devices or am I safe to go with the Flexjet/Siemens machines.

We're going without pre-process inspection, except for ensuring all balls are present, while having what we belive to be good success. Please keep us informed on your search results as it seems a worthy project. Of course, we don't run high volume anything at present.

(see link- reprint of SMT article) There is a lot of debate regarding video-based systems for inferred 3-d inspection vs. laser-based, true 3-d measurement systems. Only the latter can actually measure the volume of the balls and are not easily fooled by the reflectivity of the materials. There is a significant difference in costs, so you have to evaluate the cost of ownership vs. cost of failures. If you are attaching csp memory devices to populated motherboards, its an easy decision.

What is your part mix and desired throughput? As with all machines specs mean nothing as the conditions ( distance of traverse, feeder spacing) required to meet spec are typically not real world. my suggestion is to find a manufacturer(s) that meets your inspection requirments and submit the product for analysis.
